Abstract
Description
The invention relates to electronic equipment, namely to semiconductor multi-junction structures used, in particular, in photoelectric converters.
A known method of manufacturing a multi-junction semiconductor structure (RU 2265915), including the sequential formation on a semiconductor substrate by the method of epitaxial growth of semiconductor layers of n-type conductivity and p-type conductivity, forming a combination of two-layer components with n-p junctions between the layers. During the operation of the structure under consideration as part of the photogenerator, the above components are photoconverters in which light energy is converted into electrical energy, and a photocurrent flows through n-p junctions between the component layers (photosensitive junctions). In this case, the p-n junctions formed in the p-n structure formed in the above manner, between adjacent layers located in the zones where the components are connected to each other (connecting junctions), are barriers that prevent the flow of the photocurrent.
To remove the barriers before attaching the down conductors, a pulse voltage is applied to the structure formed in the above manner, and barriers (connecting junctions) are punched to ensure the sequential switching of the two-layer components.
The disadvantage of this method is the need for pulse breakdown of the connecting junctions, which entails the possibility of uncontrolled damage to the photosensitive junctions.
A known method of manufacturing a multi-junction semiconductor structure of a solar cell (US201000000006136), comprising forming a multi-layer semiconductor n-p structure, forming a combination of two-layer components with n-p junctions - photoconverters coupled to each other through tunnel junctions.
The disadvantage of this method is its complexity, due to the need to form in the interface zones of the two-layer components of two heavily doped additional layers forming tunnel junctions. In addition, the structure manufactured by the considered method does not provide high stability of performance due to the degradation of tunnel junctions.
A known method of manufacturing a semiconductor structure with n-p or p-n junctions, intended for use in solar cells, which is described in RU 2376679. This method is chosen by the authors as the closest analogue.
The method under consideration includes the sequential formation of n-type conductivity and p-type conductivity layers on an semiconductor substrate by epitaxial growth, forming at least two conjugated two-layer components with n-p or p-n junctions between the layers.
The bilayer components are interconnected by ohmic contacts in the form of a sprayed layer of metal, in particular silver.
However, most of the light radiation is absorbed in the layers of the deposited metal, which leads to a decrease in the efficiency of photoelectric conversion. In addition, a continuous metal layer causes a high probability of defects in the layers of the semiconductor structure grown on it, which also reduces the efficiency of photoelectric conversion.
The task of the invention is to increase the efficiency of photoelectric conversion.
The essence of the claimed invention lies in the fact that in a method of manufacturing a semiconductor structure, comprising sequentially forming on the semiconductor substrate by epitaxial growing layers of n-type conductivity and p-type conductivity, forming at least two conjugated two-layer components with np or pn junctions between layers, according to the invention, each two adjacent components are conjugated to each other by means of microparticle components introduced into the interface zone from the conducting or semiconductor material whose dimensions exceed the thickness of the space charge region in the considered conjugation zone.
In the particular case of the invention, the band gap of the microparticle material is greater than the band gap of the material below the lying components in the direction from the light source.
The formation of n-type conductivity and p-type conductivity layers on a semiconductor substrate by the method of epitaxial growth, which form at least two conjugated two-layer components with np or pn junctions (photosensitive transitions) between the layers, allows you to create a semiconductor multi-junction structure during a single technological process .
At the same time, it is fundamentally important in the claimed method that microparticles from a conducting or semiconductor material are introduced into the conjugation zones of each two adjacent two-layer components with each other (in the zones of the connecting junctions), the dimensions of which exceed the thickness of the space charge region (SCR) in the considered conjugation zone .
The microparticles introduced are conductive microinclusions. Moreover, due to the fact that their sizes exceed the SCR thickness, microparticles form local conduction channels in these regions, due to which transparency of the barriers of the connecting junctions for charge carriers is achieved and sequential switching of two-layer components is ensured.
Moreover, due to the fact that in the conjugation zones of two-layer components, light radiation can pass between microparticles, radiation losses are significantly reduced and, as a result, the efficiency of photoconversion is increased.
In addition, the microparticles introduced into the conjugation zone of the components of the components cause a lesser probability of defects in the layers of the grown semiconductor structure than during the formation of a continuous metal layer in this zone.
The thickness of the SCR in the mating zones is determined by known formulas [see, for example, book. S.Z. Physics of semiconductor devices: M., 1984].
IIBVI.As microparticles, metal particles or microparticles made of semiconductor materials, for example, such as Si, GaAs, GaP, InP, solid solutions based on compounds A III B V , A II B VI can be used .
Thus, the technical result achieved by the implementation of the proposed method is to increase the efficiency of photoelectric conversion.
In the case where the band gap of the microparticle material is greater than the band gap of the material of the underlying components in the direction from the light source, the absorption of light radiation incident on the formed multi-junction structure by the microparticles is reduced.
The method is as follows.
A multilayer semiconductor n-p structure is formed on a semiconductor substrate by gas phase epitaxy, which forms a combination of two-layer components with n-p or p-n photosensitive transitions between layers.
In order to expand the wavelength range of the light converted into electrical energy, they provide an increase in the band gap of the components in the direction of the source of radiation incident on the structure, which is achieved by varying the composition of the material of the epitaxial layers.
At the corresponding stages of the epitaxial growth of the structure, reactants are fed into the reactor, which are the source of the formation of microparticles from a conducting or semiconductor material, and the formation of microparticle components in the conjugation zones that are larger than the SCR thickness in the considered zones is carried out. In this case, the microparticles are partially embedded in the materials of two adjacent epitaxial layers located in each of the conjugation zones. The formation of microparticles of the required size is achieved by choosing the concentration of employees for their formation of reagents.
An example of the method
A multilayer semiconductor np-structure was grown on a GaSb semiconductor substrate by gas-phase epitaxy, including two two-layer components, one of which contains an n-type GaInAsSb layer, a p-type GaInAsSb layer with n-photosensitive transition between them, and the other contains a GaSb n layer -type conductivity, p-type GaSb layer with np photosensitive transition between them. In the component conjugation zone, namely, in the SCR of the pn junction between the p-type GaInAsSb layer with an acceptor impurity concentration of 4 × 10 17 cm -3 and the n-type GaSb layer with a donor impurity concentration of 1.5 · 10 17 cm -3 , microparticles of crystalline Si were introduced. The average linear microparticle size was about 1.0 μm, which exceeded the SCR thickness of less than 1.0 μm.
As tests of the fabricated structure showed, the introduction of these microparticles led to an increase in the direct current on the direct branch of the I – V characteristic in the p – n junction junction by 3 orders of magnitude compared to the current in a similar structure without the indicated microinclusions.
