【発明の属する技術分野】
本発明は、ダイヤモンド膜の製造方法及びダイヤモンド膜に関する。

【従来の技術】
ダイヤモンドの有する特異な性質を利用して、基材上にダイヤモンド膜を形成したものが広く検討されている。例えば半導体デバイス製造に際して用いられるリソグラフィ技術における露光用マスク部材、表面弾性波(SAW)デバイス用基板、また、研削研磨用工具としてなどである。

近年、ダイヤモンド膜は高ヤング率、エッチング耐性、高エネルギー線照射耐性等の性質を利用して、100nm以下の超微細パターン形成が可能なX線リソグラフィおよび電子線リソグラフィにおけるマスクメンブレンとしての利用が注目されている。

ダイヤモンド膜の製造方法としては、DCアーク放電、DCグロー放電、燃焼炎、高周波(R.F.)、マイクロ波、熱フィラメント等をエネルギー源として用いた気相反応により基材上に堆積させる方法が知られているが、これら製法の内、マイクロ波CVD法および熱フィラメントCVD法は、大面積でしかも結晶性の良い膜が形成できるため一般に用いられている。

ところで、上記気相反応により基材上に堆積させる方法において使用される原料ガスは、一般にメタン、エチレン、アセチレン、一酸化炭素等の炭素含有ガスを水素ガスで希釈した混合ガスである。この水素希釈炭素含有ガスを原料ガスとして気相反応を行って得られるダイヤモンド膜の電気抵抗率は、109〜1015Ω・cmの範囲にある。

そして、このような範囲の電気抵抗率を示すダイヤモンド膜を例えばリソグラフィ用マスク、特にX線または電子線リソグラフィ用マスクとする場合には、電子ビームを照射する欠陥検査を行う必要が有るが、この場合に抵抗が高すぎて荷電粒子が蓄積されてチャージアップ現象が起こり易く、かかる欠陥検査を迅速かつ精密に実施できないことが多い。

また、電子線リソグラフィ用マスクとして実際に用いる場合にも、抵抗が高いとチャージアップで転写に問題が起こる。

そこで、この様なチャージアップ現象を回避すべく、ダイヤモンド膜の電気抵抗率を低下させるため、ダイヤモンド膜を製膜する時に、ジボラン(B2H6)またはホスフィン(PH3)等のドーパントガスを前記水素希釈炭素含有ガスに添加し、気相反応を行うことが提案されている。

具体的には、ボロンのドープ源としてB2H6を、原料ガスである水素希釈メタンガスに添加し、該原料混合ガスをチャンバーに導入して気相反応を行いP型のダイヤモンド膜を製造すると、該ダイヤモンド膜の電気抵抗率の値が10−2Ω・cmに低減できることが報告されている(非特許文献1参照。)。

【発明が解決しようとする課題】
しかしながら、上記のようにボロンのドープ源としてB2H6を使用した場合、許容濃度は0.1ppmであるため人体への影響が懸念される。また、リンのドープ源としてPH3を用いた場合も、許容濃度が0.3ppmであるため同様に人体への影響が懸念される。即ち、これらのガスを用いたドープでは、僅かな漏洩も許されない。更に、人体への影響のみならず爆発性も有しているため取り扱い上も問題がある。従って、これらのガスを用いたドープでは、僅かな漏洩もないとともに、防爆機能も有する装置とする必要があり、設備コストが著しくかさむ。

この様な問題からの回避の目的でB2O3をメタノール、エタノール、アセトンなどで溶解した溶液を気化して、水素希釈炭素含有ガスに添加し、原料混合ガスとしてボロンを添加する方法も提案されているが、均一な溶液の作製や溶液の温度管理が困難で、再現性良く均一なダイヤモンド膜を得るのが困難である問題がある。

本発明はこのような問題点に鑑みてなされたもので、ドープ工程で人体への悪影響や爆発などの取り扱い危険性の問題が少なく、かつ容易に再現性良く均一に、低電気抵抗率のダイヤモンド膜を低コストで製造することができる方法を提供することを目的とする。

【課題を解決するための手段】
本発明は、上記課題を解決するためになされたもので、少なくとも、原料ガスを導入して気相反応により基材上にダイヤモンド膜を製造する方法において、リンのドープ源としてPO(OCH3)3ガスを前記原料ガス中に含ませ、該原料混合ガスを用いて気相反応により基材上にリンをドープしたダイヤモンド膜を堆積させることを特徴とするダイヤモンド膜の製造方法を提供する。

このように、リンのドープ源としてPO(OCH3)3ガスを用いれば、簡単かつ均一にリンをドープすることができ、得られたダイヤモンド膜の電気抵抗率を低減できる。すなわち、PO(OCH3)3ガスは、人体への悪影響や爆発などの取り扱い上の危険性が少なく、しかも、ダイヤモンド膜に、容易に、再現性良く、均一にリンをドープすることが可能である。したがって、このダイヤモンド膜を、例えばリソグラフィ用マスクとして使用した場合には、電子ビームを用いた欠陥検査で、チャージアップ現象を回避できるし、安全対策上の特別な装置も不要であることから安価なものとすることができる。

この場合、前記原料ガスに含ませるPO(OCH3)3ガスの全原料ガスに対する体積濃度を、0vol.%より大きく18vol.%以下の範囲の濃度とするのが好ましい。

この場合、前記リンのドープを、ダイヤモンド膜の電気抵抗率が20℃で107Ω・cm以下の範囲となるよう調整するのが好ましい。

このように、前記リンのドープを、ダイヤモンド膜の電気抵抗率が20℃で107Ω・cm以下の範囲となるよう調整すれば、該ダイヤモンド膜をリソグラフィ用マスク、特にX線又は電子線リソグラフィ用マスクに使用した場合に、該マスクの電子ビームを用いた欠陥検査において、確実にチャージアップ現象を回避できるので、かかる欠陥検査を迅速かつ精密に実施できる。したがって、このダイヤモンド膜を用いて高品質のリソグラフィ用ダイヤモンドマスクを作製することが容易にできる。
また、このマスクを電子線リソグラフィ用マスクとして実際に用いる場合にも、チャージアップ現象を回避できるので、高精度な転写が高効率で行うことが可能となる。

この場合、前記基材上にダイヤモンド膜を製造する際に、前記原料ガス中にPO(OCH3)3ガスを添加しながら一部の層のみを形成し、他の層は、原料ガス中にPO(OCH3)3ガスを添加しないで形成することができる。

特に、前記PO(OCH3)3ガスを添加しながら形成する一部の層は、ダイヤモンド膜の全表面もしくは一部表面に形成するものであって、厚み20μm以下の範囲で形成するものとするのが好ましい。

このようにすれば、ダイヤモンド膜の全表面又は一部表面に形成される低電気抵抗率のダイヤモンドによって、チャージアップ現象の問題を十分に解消できる。すなわち、ダイヤモンド膜を例えばリソグラフィ用マスクとして利用した場合に問題となるのは、電子ビームが照射される側のダイヤモンド膜表面に電荷が蓄積されるチャージアップ現象が問題となっているのであるから、表面の厚さ20μm以下の範囲で抵抗率を下げれば、この問題を解消できる。また、バルク部は、良好な結晶性を維持することができ、ダイヤモンド膜全体として、非常に高品質なものとすることができる。

さらに、本発明によれば前記製造方法で製造された、均一にリンがドープされたダイヤモンド膜が提供される。また、このダイヤモンド膜は、電気抵抗率が低く、欠陥検査の際や実際に使用する際にチャージアップ現象が起こりにくいマスク基板として利用できる。

【発明の実施の形態】
以下、本発明の実施の形態について説明するが、本発明はこれらに限定されるものではない。
本発明者は、電気抵抗率が低減されたダイヤモンド膜とすることができ、ドープ工程で人体への甚大な悪影響や爆発などの取り扱い危険性の問題が少なく、かつ容易に再現性良く均一に、低電気抵抗率のダイヤモンド膜を製造するためには、気相合成ダイヤモンドを形成する際に、リンのドープ源としてPO(OCH3)3を用いれば良いことに想到し、本発明を完成させたものである。

ここで、図1は、代表的なダイヤモンド膜の製造装置であるマイクロ波CVD装置に、PO(OCH3)3の気化供給装置を設置したマイクロ波CVD装置を示した概略図である。

このマイクロ波CVD装置1は、ガス導入管2とガス排出管3とを備えたチャンバー4内にヒーター等の加熱体が装着された基材台5が配置されている。そして、チャンバー4内にプラズマを発生できるように、マイクロ波電源6が導波管7を介してマイクロ波導入窓8に接続されている。更に、ガス導入管2の上流には各ガスの供給装置が接続されており、水素ガス供給タンク14、炭素含有ガス供給タンク15、及び、特に本発明で使用するPO(OCH3)3ガスの供給装置9を設置している。供給装置9内には、液体PO(OCH3)3のタンク10、室温で液体であるPO(OCH3)3を気化するためのヒーター11、そして精密にPO(OCH3)3の流量を制御するためのマスフローコントローラー12が備え付けられている。

以下、原料ガスを導入して気相反応により基材上にダイヤモンド膜を製造する際に、PO(OCH3)3ガスをリンのドープ源として原料ガスに添加してダイヤモンド膜を製造する方法について、図1を参照して説明する。

まず、ダイヤモンド膜を基材13上に製膜する際には、基材表面上にダイヤモンド粒子を存在させることで、ダイヤモンドの核発生密度を高くでき、気相合成ダイヤモンド膜の形成が容易となる。そこで、薄くても均一な連続膜を得るために、基材表面にダイヤモンド懸濁液の塗布、ダイヤモンド懸濁液での超音波処理、ダイヤモンド粒子でのスクラッチ処理等によって、ダイヤモンド粒子を基材表面に種付ける前処理を行うことが有効である。

このような前処理をした基材上に、例えば、DCアーク放電、DCグロー放電、燃焼炎、高周波(R.F.)、マイクロ波、熱フィラメント等をエネルギー源として用いた気相反応によりダイヤモンド膜を製造することができるが、特に、マイクロ波CVD法および熱フィラメントCVD法は、ダイヤモンド製膜用の基材上に大面積でしかも結晶性良い膜が形成できるので好ましい。

図1では、これら気相合成法の一例として、マイク波CVD法を用いている。
先ず、上記のようにして前処理した基材13を基材台5の上に置き、その後チャンバー4内を不図示のロータリーポンプで排気して10−3Torr以下に減圧する。

次に、所望流量の主構成原料ガス、例えばメタン、エチレン、アセチレン、一酸化炭素等の炭素含有ガスを炭素含有ガス供給タンク15より供給し、水素ガス供給タンク14より供給される水素ガスで希釈した原料ガスに、本発明で規定するPO(OCH3)3ガスを所定濃度となるだけ添加した原料混合ガスを導入管2からチャンバー4内に導入する。

この時、前記原料ガスに含ませるPO(OCH3)3ガスの全原料ガスに対する体積濃度を、0vol.%より大きく18vol.%以下の範囲の濃度とするのが好ましい。例えば、メタン、エチレン、アセチレン、一酸化炭素等の炭素含有ガスを水素ガスで希釈した原料ガスのみで気相反応を行って得られるダイヤモンド膜は、電気抵抗率が109〜1015Ω・cmの範囲であるのに対して、0vol.%を超えてPO(OCH3)3ガスを添加した原料混合ガスを用いて気相反応を行えば、得られるダイヤモンド膜の電気抵抗率の値を急激に低下させることができ、例えば20℃で107Ω・cm以下とすることができる。また、18vol.%以下の範囲にPO(OCH3)3ガスの濃度を制御することで、高結晶性を維持しつつ、電気抵抗率を所望の値とすることが確実にできる。一方、PO(OCH3)3ガスの濃度が18vol.%を超えるとダイヤモンド膜中のリン濃度が飽和状態となり、それを超えるリン濃度のドープは困難で、できたとしても結晶性が大幅に低下し、また欠陥発生が増加する恐れがある。

次に、ガス排出管3のバルブを調節してチャンバー4内を20Torrにした後、マイクロ波電源6及び導波管7からマイクロ波を印加してチャンバー4内にプラズマを発生させ基材13上にダイヤモンド膜を製膜する。
この時、ダイヤモンド膜の膜応力を調整するため、基材13を例えば基材台5に内蔵させた焼結SiCヒーター等のヒーターで加熱してもよい。

尚、ダイヤモンド膜の使用条件によっては、ダイヤモンド膜の全てのダイヤモンドをリンドープダイヤモンドとする必要がない場合もある。この場合、基材上にダイヤモンド膜を製造する際に、前記原料ガス中にPO(OCH3)3ガスを添加しながら一部の層のみを形成し、他の層は、原料ガス中にPO(OCH3)3ガスを添加しないで形成することができる。これによって、PO(OCH3)3ガスの使用量を少なくでき、結晶性の低下が最小限に抑えられ、かつコストを低減することができる。

特に、ダイヤモンド膜を、電子ビームを照射する欠陥検査で検査する際や、電子線マスクとして実際に用いる際に、ダイヤモンド膜の、電子線が照射される側の表面(基材との界面側)に電荷が蓄積されるチャージアップ現象が問題となるのであるから、PO(OCH3)3ガスを添加しながら形成する一部の層は、CVD反応の初期の堆積でダイヤモンド膜の全表面もしくは一部表面に形成するようにし、厚み20μm以下の範囲、例えば1μmで形成するものとするのが好ましい。このようにすることで、電荷の蓄積をより効果的に防止することができる。また、ダイヤモンド膜のその他の部分(その後のCVD反応による堆積)、特にバルク部は純度の高いダイヤモンドとすることができるため、ダイヤモンドの、高ヤング率、エッチング耐性、高エネルギー線照射耐性等の優れた特性をそのまま利用することができる。CVD反応の終期においてもPO(OCH3)3ガスを導入し、ダイヤモンド膜の反対側の表面の抵抗率を下げるようにしても良い。

この様に、ドープ源を従来一般的に使用されているB2H6やPH3に代えてPO(OCH3)3とすることで、ドープ工程で人体への甚大な悪影響や爆発などの取り扱い危険性の問題が少なくなり、安全対策上の特別な装置が不要となる。また、安全性重視の観点から使用されているB2O3をメタノール、エタノール、アセトンなどで溶解した溶液を気化してドープ源に用いるよりも、容易に、再現性良く、かつ均一にドープすることが可能となる。

また、原料ガスに添加するPO(OCH3)3ガス濃度を調整することによって、生成するダイヤモンド膜の電気抵抗率の値を制御することができる。特に、ダイヤモンド膜の電気抵抗率値が107Ω・cm以下になるように調整すれば、当該ダイヤモンド膜をリソグラフィ用マスク、特にX線または電子線リソグラフィ用マスクにする際に必要とされるマスクの欠陥検査において、チャージアップ現象を確実に回避できる。従って、高品質のリソグラフィ用ダイヤモンドマスクを製造することが可能となる。また、電子線リソグラフィ用ダイヤモンドマスクとして実際に使用した場合にも、チャージアップ現象を回避できるので、高精度な転写を高効率で行うことが可能となり、半導体デバイスの更なる高精度化、高集積化を図ることができる。

以下、本発明を実施例および比較例を挙げて具体的に説明する。
(実施例1)
