Description
発明の背景
近年、電力用電子産業が急速に成長してきた。この産業には、電力用電子制御スイッチの使用が含まれる。これらのスイッチの機能は、電気信号の指令の下に、2個の電極間の導電リンクの逐次的な開閉を行うことである。実際的な技術としては、これらのスイッチを生成するために半導体基板が使用され、したがってそのスイッチング時間は、最も優れた機械的リレーのスイッチング時間よりはるかに速い。このため、電力用半導体スイッチは、電流制御にとって魅力的なものである。これらのシステムでは、半導体スイッチは通常定められた形態で受動素子によりグループ化され、電力源と負荷または別の電力源との間に接続されている。また、情報を制御装置に供給し、ここでこの情報を解析するために、一連の電圧および電流センサが設けられている。この解析された情報に基づいて、スイッチング指令が制御装置からそれらのスイッチに送られるので、ソース間において大量の電気エネルギを制御された方法で変換することができる。これらのシステムは、電力用コンバータとしてよく知られている。
電力用コンバータの1つの一般的な用途は、電気モータの駆動である。このタイプの適用では、一般に電源として直流電圧源が使用され、多相交流モータに給電し、制御するために、電源および電力用コンバータを使用して直流電圧を多相交流電圧に変換する。通常、これらの直流交流コンバータはインバータとも呼ばれている。
高電力を交流モータに供給するために、電力用コンバータには、高電圧および高電流に耐えることのできるスイッチが必要である。多くの既知の構造において、電力用コンバータは、スイッチをハードスイッチングモードで動作する。このモードでは、スイッチは2段階で遮断状態から全導通状態に変わる。第1の段階において、電流がスイッチを通って上昇し、ブロッキング電圧が依然としてスイッチの両端に存在しているときに、それは負荷電流に到達する。第2の段階において、負荷電流がスイッチを通って循環し、一方、スイッチの両端で全導通電圧降下に達するまで、ブロッキング電圧が降下する。全導通状態から遮断状態に変わるためには、同じ段階が逆向きに進行する。
これら2つの段階のあいだ、電流・電圧積は非常に高いため、スイッチング電力損失が電子素子内で生じる。これらのスイッチング電力損失がスイッチの導通損失に加わり、それら両損失によって熱を発生する。電子素子の破壊を回避するために、これらの温度を臨界レベルより低く維持しなければならない。したがって、熱エネルギを放出するようにスイッチングデバイスと隣接した状態で接合された熱交換器により、電子素子を冷却する。この熱交換機の寸法は発生した熱損失量に直接依存し、この損失量自身がスイッチング周波数に比例して変化する。一方において、低いスイッチング周波数で動作するコンバータは、小さい熱交換器しか必要としない。他方において、高いスイッチング周波数では、フィルタ素子の小型化、および可聴雑音の低下が所望される。したがって、動作スイッチング周波数の選択には、ある妥協が必要である。熱交換器とフィルタ素子を小型化し、雑音を減少させ、かつ電力用コンバータの効率を高めるには、導通およびスイッチング損失を減少させなければならない。
現在、電力用コンバータにおいて最もよく使用されているスイッチング素子は、それらの動作の容易さのために、MOSFET,IGBTまたはMCTのようなゲートキャパシタンストランジスタである。これらのスイッチング素子の導通損失は、それらの物理的特性や寸法、ならびにそれらのいくつかを並列に配置できることと関連している。したがって、スイッチング素子が制御される方法に影響を与えることで、これらの導通損失を減少させることはほとんどあるいは全く不可能である。たとえばMOSFETまたはIGBTのゲート入力キャパシタンスが完全に充電されたときに、それらの制御に働きかけることによって、これらの導通損失に影響を与えることはできない。しかしながら、スイッチの制御方法に働きかけることで、スイッチング損失に依然として影響を与えることができる方式でスイッチが動作されている場合、スイッチング損失を減少させることができる。このようにして、IGBTまたはMOSFETに対するゲート抵抗の適切な選択のような適当な電気調節により、スイッチング速度を高めることによってスイッチング損失をさらに減少することができる。しかしながら、電力用電子スイッチングデバイスは、電力用コンバータ装置内にある漂遊接続インダクタンスを通って流れた電流の急速な変化によって発生する高い過渡電圧スパイクの影響を被る。これらの電圧スパイクはバス電圧に付加される。したがって、電圧スパイクとバス電圧とを結合した電圧が、オフ切替え期間中にスイッチの両端に印加される。電圧スパイクの大きさが非常に高くなった場合、電力用コンバータ内のスイッチング電子素子が破壊される可能性がある。さらに、電圧スパイクは、漂遊キャパシタンス成分によって回路内の別の素子に影響を及ぼす雑音を発生させ、それはまたEMI(電磁妨害)問題を生じさせる。
また、オフ切替え期間の直前に、漂遊接続インダクタンスの磁界中に蓄積されたエネルギが放出されることが必要となることに留意しなければならない。このエネルギは、スイッチ内の熱損失によって消去される。文献(”Losses due to Stray Inductance in Switch Mode converters”,by M.Fasching and published in EPE Journal,Volume 6,No.2,pages 33-36 of September 1996)には、スイッチオン電流が同じ周期(period)においてスイッチオフ電流と異なっている場合、コンバータ中の付加的な電力損失が漂遊接続インダクタンスにリンクされる可能性が高く、これらの損失が電力用コンバータの総損失に著しく影響することが記載されている。
電圧スパイクを減少させ、かつコンバータのスイッチング損失を減少させるために、種々の技術を使用することができる。
第1に、スイッチの両端にクランプ装置を接続し、それらのオフ切替えフェーズ中の電圧スパイクを抑制してもよい。その動作時に、オフ切替えフェーズの直前に、クランプ装置が漂遊接続インダクタンス中に蓄積されていたエネルギを転換して維持する。クランプ装置が動作しているとき、スイッチは電流の下降速度をそれ以上制御しないことに留意しなければならない。この下降速度は、漂遊接続インダクタンスに供給された電圧と、漂遊接続インダクタンスの値とに依存する。この電圧の値は、耐えることの可能な電圧スパイクの振幅を表している。また、クランプ装置が動作中のときに、エネルギは直流電源からクランプ装置にポンプされる。それによって、クランプ装置を付加することによってオフ切替え損失が増加し、スイッチは電流の降下速度を制御できなくなる。電圧スパイクをもっと抑制すれば、クランプ装置によって処理されるエネルギがそれだけ一層多くなる。このエネルギが熱損失によって除去された場合、それは電力用コンバータの効率に影響を与える。近年の発達してきた技術によると、トラップされたエネルギを直流電圧源に戻すための付加的な素子を含むクランプ装置が使用される。したがって、その効率は影響を受けないが、システムがさらに複雑化する。
第2に、電圧スパイクを発生させるスイッチのオフ切替え速度の増加の代わりに、高いスイッチング損失を吸収して、このエネルギを供給源に戻すために、エネルギ回復緩衝器(snubbers)を使用してもよい。それによって、ソース電圧がスイッチされる周波数を高めることができる。このようにして、コンバータの効率は改善され、電圧スパイクが制限されるが、電流下降速度は依然スイッチにより制御されない。文献(”Toward 99% Efficiency for Transistor Inverters”by I.Takahashi and al.,published in IEEE Industry Applications Magazine,Volumn 2,pages 39-46 of November/December 1996)には、上述されたようにコンバータの効率を改善するためのエネルギ回復緩衝回路の使用が記載されている。
上述された両技術により、電力用コンバータは改良されるが、回路に素子を追加するために、構造全体を複雑にする。
したがって、電圧スパイクの抑制が不可能な適用において、クランプ装置または緩衝器の使用を望まない場合、オフ切替え期間中のバス電圧プラス電圧スパイクに耐えることのできる高電圧の電力用電子スイッチングデバイスを使用する必要がある。残念ながら、この解決方法によるデバイスの電力スイッチング能力の使用は誤りであり、大型の半導体チップで動作する大型の構造が要求され、使用されるチップの寸法およびそれらの導通損失の両者がその耐電圧能力と共に増加するために、高い導電損失が生成される。したがって、電力用コンバータ装置内の漂遊接続インダクタンスを減少させて、スイッチングデバイスに与えられる電圧スパイクの大きさを減少させ、スイッチング速度を高めて、クランプ装置または緩衝器の使用を回避し、スイッチによって電流下降速度を制御して、漂遊接続インダクタンス自身に関連した損失を減少すると共に、電力用コンバータを小型化することが強く所望されている。
少量の漂遊接続インダクタンスは、コンバータ内の良好な配線構造により得られる。大型モジュールでは、電流スイッチング能力を高めるためにいくつかの半導体チップが並列に配置されている。これらの半導体チップの配線は、発振を防止する特定の方法で行わなければならない。配線不良の場合、漂遊接続インダクタンスが全てのチップをリンクするので、オン切替えおよびオフ切替え期間中にチップ間で発振が生じる。新しいモジュールの設計において、この問題が検討されなければならない。
このような技術内容は、米国特許第5,616,955号明細書、第5,574,312号明細書、第5,563,447号明細書、第5,541,453号明細書、第5,523,620号明細書、第5,512,790号明細書、第5,471,089号明細書、第5,459,356号明細書、第5,457,604号明細書、第5,444,295号明細書、第5,424,579号明細書、第5,347,158号明細書、第5,170,337号明細書、第5,043,859号明細書、第4,907,068号明細書、英国特許第2,261,768号明細書、ならびに欧州特許第621,635号明細書および第427,143号明細書、ならびに文献(”A Novel Low-Profile Power Module Aimedat High-Frequency Applications”,published in the ISPSD Proceedings,8th International Symposium on Power Semiconductor Devices and Ics,pages 321-324 of May 1996;”Latest technology Improvements of Mitsubishi Modules”,published in IEE Colloquium(Digest),#146,P.5/1-5/5 1996;”Reliable 1200 Amp 2500 V IGBT Modules for Traction Applications”,published in IEE Colloquium(Digest),#81,pages 3/1-3/13 1995;and”Advanced Power Module using GaAs Semiconductors,Metal Matrix Composite Packaging Material,and Low Inductance Design”,published in IEEE International Symposium on Power Semiconductor devices & IC's,pages 21-24,1994)に記載されている。
これらの参考文献において、1以上の半導体スイッチングデバイスを含むパッケージの内部部品内の漂遊接続インダクタンスを減少させる種々の実施形態が提案されている。しかしながら、これらの文献には、キャパシタによって減結合された2個の直流電圧端子に各パッケージを接続する配線の結果生じた漂遊接続インダクタンスの減少方法が教示されておらず、また記載されていない。
このような技術は、米国特許第5,430,326号明細書、第5,202,578号明細書にも記載されており、ここでは特定の外部接続手段の構造を有するモジュールが半導体デバイスに対して提案されている。これらのモジュールでは、電力用コンバータ装置は、接続長を最小限にされたバスバーおよびモジュールを具備し、それによってこれらのモジュールの外部の漂遊接続インダクタンスを減少させている。これらの特許明細書には、モジュール内の漂遊接続インダクタンスの減少方法は教示されておらず、記載されていない。
文献(”Bus Bars Improve Power Module Interconnections”,published in Power Conversion & Intelligent Motion:The Fusin of Power & Motion Technology & Applications,volume 21,number 4,pages 18-25,April 1995)にもこの技術について記載されている。この文献では、電力モジュールとコンバータ装置中のキャパシタとを接続するために層状のバスバーを使用する配線技術が示されている。この技術を使用することによって、低い漂遊接続インダクタンスが実現される。しかしながら、この文献には、モジュール内の漂遊接続インダクタンスの減少方法は教示されておらず、また記載されていない。
米国特許第5,528,073号明細書、第5,493,472号明細書、第5,414,616号明細書、第5,313,363号明細書、第5,142,439号明細書、第5,132,896号明細書および日本国特許第6225545号明細書にもこのような技術について記載されている。これらの特許明細書において、製造業者の電力半導体スイッチングモジュール、特定の端子リンクおよびキャパシタによってそれぞれ構成された電力用コンバータ装置が開示されている。これらの装置は、キャパシタを含むモジュールの外部の接続インダクタンスが低くなるように、特定の構造を有する短い導電性接続部により形成されている。これらの装置によって全体的に低い接続インダクタンスが達成されるが、これらの特許明細書には、モジュール内の漂遊接続インダクタンスの減少方法は教示されておらず、また記載されていない。
上述の特許明細書および参考文献は全て、接続インダクタンスの減少する部分的な解決法しか示していない。
米国特許第4,670,833号明細書にも技術内容が記載されている。この特許明細書には、電力用コンバータ回路の完成された技術が開示されている。この発明者は、接続手段を具備し、2層の導電性プレートからなる1対の電流電圧端子で構成された新しいスイッチングモジュールを開示している。この2層の導電性プレートは絶縁層によって分離され、かつスイッチングモジュール上に直接接続し、それによって漂遊接続インダクタンスを減少させている。平滑キャパシタが2層の導電性プレート上に直接接続される場合、全体的に低い漂遊接続インダクタンスが達成される。この特許明細書において、半導体スイッチ、キャパシタおよび直流電圧端子を含むモジュールは特有のパッケージの一部ではない。
このような技術は、米国特許第4,755,910号明細書にも記載されており、ここには電子回路を収容して保護するパッケージング装置が示されている。この発明は、複数のスタッドと、1以上の中央開口とを備えた円形の電子回路板である。スタッドは、回路板の周辺に配置される第1のグループと、中央開口の周辺に配置される第2のグループとに二分される。また、多層キャパシタがこの回路の上部を覆うカバーを形成している。このキャパシタは、2つのグループのスタッドを介して電子回路板に供給電圧を供給する。この特定の構造により、供給電圧が伝達される距離は、同じ面積を有する電子回路板中を供給電圧が伝達されている距離のせいぜい半分に過ぎず、その2個の供給電圧電極は、電子回路板の周囲に隣接して並んで位置している。したがって、この回路のライン中のそれぞれの伝送路において、配線インダクタンスおよび配線抵抗が減少される。この発明は、論理信号の伝送に対して多信号ラインを使用し、この場合単一の配線インダクタンスが論理レベルの検出を妨害する雑音を生じさせる可能性の高い電子集積回路の改良に関するものである。しかしながら、この明細書には、接続インダクタンスの低い電力用変換モジュールの生成方法は教示されておらず、また記載されていない。
発明の概要
したがって、本発明の目的は、電力スイッチングデバイス、直流電圧端子、交流電圧端子およびデカップリングキャパシタが特有のパッケージ内に配置され、その漂遊接続インダクタンスが従来技術の装置および方法によって実現されるものより低い、漂遊接続インダクタンスの低い変換モジュール、および直流電圧を交流電圧に変換する方法を提供することである。
本発明によると、直流電圧を交流電圧に変換するための漂遊接続インダクタンスの低い電力用変換モジュールが提供され、それは、
直流電圧を受取る2個の直流電圧端子と、
交流電圧を出力する交流電圧端子と、
直流電圧端子間において交流電圧端子を介して直列トーテムポールとして接続された1対の電力スイッチング素子を含むハーフブリッジと、
ハーフブリッジを減結合するためのデカップリング手段とを具備し、このデカップリング手段は、誘電体材料によって分離されており、かつハーフブリッジと近似的に重なり合った関係で延在する一連の2以上隣接する重畳された電極プレートを含み、隣接した各電極プレートが直流電圧端子の異なった1つに接続され、電極プレートが2個の電力スイッチング素子と、直流電圧端子と、および交流電圧端子とにより断面積が減少されたベルト状の電流閉ループを形成し、それによって低い漂遊接続インダクタンス電力用変換モジュールが得られることを特徴とする。
本発明によるとまた、直流電圧を交流電圧に変換する方法が提供され、この方法は、

図1を参照すると、従来技術において知られている単相の直流・交流電力用コンバータの基本的なトポロジが示されている。それは、トーテムポール形状で取付けられた2個の電力用電子スイッチ2および4から構成されている。この電力用コンバータはまた、ハーフブリッジ形態として知られている。スイッチ2および4は、直流電圧端子6,8にそれぞれ接続された端部を有し、また端子10(以降、中央点とも呼ぶ)において一緒にリンクされる端部も有している。端子は、電気素子が電気的に接続される接合点として定められる。キャパシタ12および直流電圧源14は、直流電圧端子6と8との間に並列に接続されている。L1およびL2は、漂遊配線インダクタンスである。電流振幅Iを有する直流電流源16は、一方の端部が直流電圧源14の負の電極に接続されている。交流電圧は、スイッチ2および4の開閉が交互に行われることによって中央点10で生成される。2個のスイッチ2および4の開閉は、所望の交流電圧の大きさおよび高調波含有率を得るように、予め定められたシーケンスで交互に行われる。多相適用において、多相電圧は、端子6および8に並列に接続された多数のハーフブリッジによって生成され、それらの各中央点がそれら自分の負荷にリンクされる。電力用コンバータの動作中、スイッチ2および4の急速な電流変化のためにこの回路の漂遊接続インダクタンスL1およびL2において電圧が誘導される。

で定められた磁束Φを生成する。ここで、Iは電流であり、Lは回路の自己インダクタンスと呼ばれ、その回路の幾何学形状にのみ依存する。回路中を流れる電流の変化によって、LdI/dtに等しい誘導電圧がこの回路内で生成され、ループ19に既に存在する他の電圧に付加される。
したがって、電圧スパイクの原因となる電力用コンバータ装置内の漂遊接続インダクタンスは、回路装置の幾何学形状に依存する。電力用コンバータ中の漂遊接続インダクタンスの位置を決定するために、スイッチングシーケンスの解析を行って、回路の全てのノード中の電流分布に対するその影響を測定しなければならない。
再び図1を参照すると、電力用コンバータが動作中のとき、ソース16の電流Iは、2つの異なった通路をたどる。近似的に、ソース16の電流Iは一定と考えられ、たとえばモータの1つの相のインダクタンスのようなスイッチング周期よりはるかに高い時定数を有するインダクタンス負荷の性質を反映する。スイッチ2が閉じられ、スイッチ4が開かれたとき、電流Iは端子8を通って流れる。スイッチ4が閉じられ、スイッチ2が開かれたとき、電流Iは端子6を通って流れる。これら2つの状態の間では、両スイッチ2,4は転流(commutation)状態である。この転流状態中に、端子6,8の一方を通って流れる正(または負)の電流は、他方の端子6または8を通って流れる負(または正)の電流が上昇するにつれて下降するため、その和はIと等しいままである。正の電流は、上から下に対応したスイッチ2,4を通って流れる電流と考えられる。転流状態中に、大きさおよび符号が同じ電流変化dI/dtは、スイッチ2および4において端子6,8および10を通って生じる。この転流状態が速くなると、それだけいっそうスイッチ2および4の両者ならびに端子6,8および10における電流変化率が高くなる。
一般に、電圧源14は電力用コンバータの付近に配置されていない。したがって、キャパシタ12は、高電流変化が電圧源14と電力用コンバータとの間の漂遊接続インダクタンスL1中を流れないように、2個のスイッチ2,4の近くの端子6,8の間に接続される。端子6,8を通って流れた高い変化電流は、短絡回路として動作するキャパシタ12を通って閉ループ路21をたどる。電圧源14は、非常に低い高調波電流を有する直流電圧だけを生成する。したがって、非常に低い電圧だけが電圧源14とキャパシタ12との間の接続インダクタンスL1において誘導される。それによって、電圧スパイクによるこの高電流変化dI/dtが、スイッチ2および4ならびに端子6,8および10ならびにキャパシタ12を通って流れる電流の閉ループ路21に与えられる。この誘導された電圧スパイクの大きさは、閉ループ路21の幾何学形状によって形成された漂遊接続インダクタンスL2に依存する。さらに、この誘導された電圧スパイクは、キャパシタ12の電圧に付加され、オフ切替えフェーズ中にスイッチ2または4のいずれかを横切って印加される。誘導された電圧は、次式で示されるように電流変化に関連している:

本発明の目的は、ハーフブリッジ電力用電子スイッチングデバイス、直流電圧端子、交流電圧端子およびキャパシタを含む1つの特有のパッケージにおいて小型の電力用コンバータ装置を提供することである。この小型電力用コンバータ装置は、全体的に減少された漂遊接続インダクタンスL2を有し、スイッチ2,4に与えられる過渡電圧スパイクを減少させ、さらに高いスイッチング速度を可能にし、クランプ装置または緩衝器(snubber)の使用を不要にし、スイッチにより電流下降速度を制御できるようにし、いくつかのスイッチングデバイスが並列に取付けられることを可能にし、漂遊接続インダクタンスL2それ自身による損失を減少させて、コンバータを小型化するものである。
図3を参照すると、直径dおよび長さ1の円筒型導体が示されている。この円筒の周囲上においてベルト状に均一に分布した電流のループI1は、その中心軸に沿って磁界H1を生成し、それは自己インダクタンスを生成する。1>0.2dについて、次式から3%未満のエラーによりインダクタンス値が求められる:
ここで、lおよびdの単位はメートルである。この式は、文献(”Electrotechnique”,2nd edition,page 230,by Theodore Wildi,Les presses de l'Universite Laval)に記載されている。たとえば、式(1)の中に、技術的に知られている電流モジュールの寸法を表すdおよびlの値を挿入すれば、結果的に得られた数10-9ヘンリーのインダクタンスが求められる。本発明は、スイッチングフェーズ中にコンバータモジュール装置において断面積が減少されたベルト状の電流路を生成することによって漂遊接続インダクタンスを減少させる。
図4および5を参照すると、本発明によるベルト状の電流路を生成する電力用コンバータモジュールの斜視図、およびその内部を示すためにその一部が切り取られた同じモジュールの斜視図がそれぞれ示されている。
低い漂遊接続インダクタンスの電力用変換モジュールは、直流電圧を交流電圧に変換する。それは、直流電圧を受取るための2個の直流電圧端子20および22と、交流電圧を出力するための交流電圧端子24を含んでいる。また、ハーフブリッジも設けられており、それは直流電圧端子20および22間において交流電圧端子24を介して直列トーテムポールとして接続された1対の電力スイッチング素子26および28を含んでいる。デカップリング装置30が設けられ、ハーフブリッジを減結合する。このデカップリング装置30は、一連の2以上の隣接する重畳された電極プレート31を含み、このプレート31は誘電体材料によって分離され、かつハーフブリッジと近似的に重なり合った関係で延在する。各隣接した電極プレート31は、直流電圧端子20および22の異なった1つに接続される。電極プレート31は、2個の電力スイッチング素子26および28と、直流電圧端子20および22と、および交流電圧端子24とにより断面積が減少されたベルト状の電流閉ループ64を形成し、それによって低い漂遊接続インダクタンス電力用変換モジュールが得られる。重畳された電極プレート31はキャパシタンスを形成する。電力用変換モジュールは、セラミック材料からなるベース32を含み、この上に電力スイッチング素子26および28が取付けられることが好ましい。電力スイッチング素子26および28はそれぞれ、並列に取付けられた1列の電力半導体デバイスを含む。交流電圧端子24は、ベース32上に取付けられた中央金属プレート34を含む。2個の直流電圧端子20および22はそれぞれ、ベース32上に取付けられた横方向金属プレート36または38と、対応した横方向金属プレート36または38とデカップリング装置30間に接続された横方向垂直金属壁40または42とを含む。電力スイッチング素子26および28は、直流電圧端子20および22の横方向金属プレート36および38間に交流電圧端子24の中央金属プレート34を介して直列トーテムポールとして接続されている。
電力半導体デバイスの各列は、MOSFET,IGBTおよびダイオードの少なくとも1つを含んでいることが好ましい。このモジュールはさらに、MOSFETまたはIGBTにゲート信号を送るための、MOSFETまたはIGBTに隣接するベース32上に取付けられた駆動装置54を含んでいる。この記載において、駆動装置は、出力接続パッドを通ってアナログ信号を半導体チップのゲートに供給するための電子素子を備えている回路板である。断面積が減少されたベルト状の電流閉ループは、中央プレート34と、横方向金属プレート36および38と、横方向垂直金属壁40および42と、重畳された電極プレート31と、スイッチング素子26および28とによって規定されることが好ましい。このベルト状の電流閉ループは、長方形断面を有している。
動作において、直流電圧を交流電圧に変換する方法は、ハーフブリッジがそれらの間に接続されている2個の直流電圧端子20および22に直流電圧を印加するステップを含み、このハーフブリッジが、直流電圧端子20および22間において交流電圧端子24を介して直列トーテムポールとして接続された1対の電力スイッチング素子26および28を含んでいる。
その後、電力スイッチング素子26および28のスイッチングを交互に行い、誘電体材料によって分離され、かつハーフブリッジと近接して重なり合った関係で延在する一連の2以上隣接する重畳された電極プレート31を含むデカップリング装置30によってハーフブリッジを減結合するステップが行われ、各隣接した電極プレート31が直流電圧端子20および22の異なった1つに接続される。この電極プレート31は、2個の電力スイッチング素子26および28と、直流電圧端子20および22と、および交流電圧端子24とにより断面積が減少されたベルト状の電流閉ループを形成する。最後のステップで、交流電圧端子24によって交流電圧が出力される。
プレート36,38および34は、アルミナまたはアルミニウム窒化物のような絶縁体基板から形成されたベース32上に取付けられた導電性ストリップである。このストリップは方向Aに沿って並列に配置される。MOSFET、IGBTおよびダイオードの少なくとも1つのような第1の列の半導体チップ46および第2の列の半導体チップ48が、導電性プレート36および34の表面上にそれぞれ取付けられる。半導体チップ46および48は、それらの各導電性プレート36および34と電気的に結合されている。さらに第1の列の半導体チップ46の表面接続パッドは、接続ワイヤ50により導電性プレート34に電気的に結合されている。第2の列の半導体チップ48の接続パッドは、接続ワイヤ52により導電性プレート38に電気的に結合されている。また、アルミナのような絶縁性基板で形成されている駆動装置回路板54がチップの近くに配置され、接続ワイヤ56によりゲート信号を供給する。このようにして、装置全体がハーフブリッジ電力用コンバータ回路を構成している。
セラミックのような誘電体材料で分離された一連の重畳された水平の導電性プレート31は、絶縁基板32の上部に最小限の距離で取付けられている。この最小限の距離は接続ワイヤ50および52のためのスペースを残す。さらに、各導電性プレート31の一方のエッジだけが垂直壁40または垂直壁42のいずれかに接続され、エッジ接続のシーケンスがプレート31の一方から次のものに交互に生じる。
したがって、プレート31の装置はキャパシタを形成する。このキャパシタは、その下方に取付けられたハーフブリッジ電力用コンバータに直接的に並列接続されている。
端子22は、双極の直流電源(示されていない)の第1の電極を受けるためのものである。端子20は、この双極の直流電源の第2の電極を受けるためのものである。端子24は、負荷(示されていない)と接続するためのものである。これによって、装置全体がハーフブリッジ電力用コンバータの動作により交流電圧を負荷に供給する。端子20,22および24上の接続点の位置は、電力用コンバータにおいて重要ではなく、電気的、機械的あるいは組立てに最も都合のよい箇所に形成できる。
本発明のモジュールは、トーテムポール形状で取付けられた2個の半導体チップ46および48からそれぞれ構成されているいくつかの並列に接続されたハーフブリッジコンバータを含んでいる。各半導体チップ46および48は、IGBTチップに並列接続されたダイオードチップから形成されている。これらのハーフブリッジコンバータは、電流能力を高めるために方向Aに沿って並列に配置されている。キャパシタ30は、並列ハーフブリッジコンバータの全てを横切って直接接続されている。したがって、ハーフブリッジコンバータ全ての直接的なデカップリングが達成され、漂遊接続インダクタンスのためにオン切替えまたはオフ切替えフェーズ中に隣接するハーフブリッジ間で発生する可能性のある発振が回避される。さらに、方向Aに沿った電流の均一な分布を得るために、チップ46,48の位置付けおよび接続が行われる。したがって、過渡電流ループ路は方向Bに沿って方位付けされる。さらに、プレート31によって形成されたキャパシタは、過渡電流用の短絡回路として動作するため、電力用コンバータのスイッチングシーケンス中に発生した電流変化は、図3に示されている管状の幾何学形状に類似したベルト状の通路64をたどる。
この結果、この装置は、同じ断面積および長さを有する円筒型コイルのインダクタンスと実質的に等しい漂遊接続インダクタンスを有する。この漂遊接続インダクタンスは非常に低い。これによって、スイッチング素子26,28を横切って生成される電圧スパイクが減少し、さらに高いスイッチング速度が可能になり、クランプ装置または緩衝器が不要になり、スイッチによる電流下降速度の制御が可能になり、いくつかのスイッチングデバイスが並列に接続されることができ、漂遊接続インダクタンスL2自身による損失が減少し、コンバータの寸法が減少する。
図6を参照すると、本発明の別の実施形態が部分的に切り取られた斜視図で示されている。図4および5に示されている単一の端子24の代わりに、プレート34および35のそれぞれを含む2個の端子24および25が隣接して絶縁基板32上に方向Aに沿って取付けられている。半導体チップ48の列の第1の半分60はプレート34上に取付けられている。半導体チップ49の列の第2の半分62はプレート35上に取付けられている。さらに、プレート36上に取付けられている半導体チップ46の列の第1の半分60の接続ワイヤ50はプレート34に電気的に接続され、またプレート36上に取付けられている半導体チップ47の列の第2の半分62の接続ワイヤ51はプレート35に電気的に接続されている。また、2個の駆動装置回路板54および55のグループはそれぞれ、接続ワイヤ56を通ってゲート信号を供給するようにそれらのチップ48,49のグループの付近に配置されている。したがって、この装置全体は2個のハーフブリッジ電力用コンバータを有する。
端子24および25は、1個の負荷(示されていない)の2個の端子、あるいは2個の負荷(示されていない)の第1の端子と接続するためのものであり、後者の場合それらの他方の端子が電圧源電極の1つに接続される。したがって、2つの交流電圧が2個のハーフブリッジ電力用コンバータによって負荷に供給される。動作において、これら2個のハーフブリッジ電力用コンバータは、図3に示されたものに類似した過渡電流のベルト状の通路64および66を生成する。この装置により、各ハーフブリッジに対する漂遊接続インダクタンスL2は、同じ断面積および長さを有する円筒型コイルのインダクタンスと等しくなり、この漂遊接続インダクタンスは、非常に低くなり、それによってスイッチを横切って発生する電圧スパイクが減少し、さらに高いスイッチング周波数が可能となり、漂遊接続インダクタンス自身に関連した損失が減少する。端子24および25上の接続点の位置は、電力用コンバータにおいて重要ではなく、電気的、機械的あるは組立てに最も都合のよい箇所に形成できる。本発明は、2以上のハーフブリッジ電力用コンバータに容易に適応させることができる。
図7および8を参照すると、本発明にしたがって構築された電力用コンバータモジュールが詳細にしめされている。これらの図面では、接続ワイヤおよび低電力電子回路板の詳細は、簡明化のために省略されている。図7はモジュールの分解図であり、図8は同じモジュールの組立てられた形態の図である。組込みフリーホイールダイオードを備えた4個の大型電力用MOSFETチップ70が半導体チップとして使用される。これらのチップ70は、超高速オフ切替え能力を特徴とする。絶縁基板32はアルミナから形成されている。多層セラミックキャパシタ32が装置の上部に取付けられている。これによって、装置全体が、図4に示されているものに類似した1個のハーフブリッジ電力用コンバータを形成する。2個のゲート駆動装置74は、電力用MOSFETチップ70に密接して導電性プレート76上に取付けられている。
駆動装置により動作する制御ボード78は、モジュールが組立てられるときにキャパシタ72の下方に位置する間隙に挿入される。この制御ボード78は、センサおよび増幅器を備えたマイクロ制御装置のようなデジタルおよびアナログ素子と、マスタ制御装置と結合されるデジタル入出力と、駆動装置74を介して半導体チップを駆動するアナログ出力とを含んでいる。ゲート制御信号が駆動装置74および制御ボード78を介して電力用MOSFET70に供給されるように、複数の導電性リンクが制御ボード78を駆動装置74に電気的に接続している。制御ボード78は、セラミックベース上では要求されないアナログ素子と論理回路とを支持しており、したがって基板32の寸法が著しく減少する。制御ボード78を挿入するための間隙の増加が漂遊接続インダクタンスに与える影響は、方向Bに沿った基板表面の増加から結果的に生じる影響に比べて小さい。この制御ボード78は、簡明にするために図1乃至6には示されていない。符号80および82は、以下の説明で参照されることとなる断面の各面を示す。
図9を参照すると、図7および8に示されているMOSFETチップ70中を流れる電流のオフ切替えシーケンス中に1列のMOSFETチップ70を直接横切る電圧が示されている。カットオフ電流は125アンペアであり、それはインダクタンス負荷から生じ、一方動作バス電圧は400ボルトである。電圧がスパイクを有し、電圧をサポートしているMOSFETチップの出力キャパシタンスと直列である漂遊接続インダクタンスL2の発振によってリンギング減衰が発生されることが観察できる。発振中に含まれるエネルギは、抵抗性リンク中のジュール効果によって除去される。漂遊接続インダクタンスL2の値は、制動周波数および直列共振LCR回路の2次の式によって求めることができる。制動周波数は、以下の式によって計算できる:

図9に示された電圧の制動周波数は約40MHzであり、電圧は400ボルト付近で発振する。
図10を参照すると、図7および8の実施形態において、1つの列のMOSFETチップ70による電圧耐性に対して、基板32に関して測定された出力キャパシタンスが示されている。400ボルトにおいて、キャパシタンスは約1.9×10-9ファラドである。式(4)により接続インダクタンスL2の値を計算することによって、L2≦8.3・10-9ヘンリーが得られる。
再び図8を参照すると、誘導電圧スパイクに応じて生じる磁束は、基板32とキャパシタ72との間の断面80を部分的に通過する。この磁束の別の部分は、キャパシタ72における断面82を通過し、それはキャパシタの多層幾何学形状内の電流変化分布だけに依存する。40MHzにおいて、キャパシタ電極における浸透厚さは、合計電流グラジエントループが重畳された導電性電極プレートの第1の下層中を流れるように、その電極プレートの1つのものの厚さに匹敵する値を有する。したがって、磁束はキャパシタの上方部分では発生せず、磁束はほとんど断面80を通過する。高周波において、キャパシタ30内における磁束変化は全て内部電流ループによって相殺されるため、キャパシタ30の本体内では、高周波磁束変化は全く発生しない。
信頼性試験をされたプロトタイプの断面80は、約5.5×10-4m2であり、このモジュールの長さは約0.03メートルである。等価な断面積を有する円筒型電流ループは、0.026メートルに等しい直径を有している。したがって、式1で計算されたインダクタンスは、16.6×10-9ヘンリーに等しい。式4から推定された低い持続インダクタンスL2は、キャパシタ30の存在と、モジュールがクランプされた大型のアルミニウム熱シンクの存在とに起因すると考えることができる。熱シンクに対して、その導電性の面がスイッチングシーケンス中に電流グラジエントループによって生成された磁界分布と反応するので、インダクタンスにおける磁束変化が減少する。その結果、予測したものより低い等価漂遊接続インダクタンスが得られる。
本発明によって、漂遊インダクタンスL2を低くすることによって電圧スパイクが減少される。これは、断面80を減少することによって行われる。残念ながら、制御ボード78を挿入し、接続ワイヤ50,52をクリアすることを考えて若干のスペース見越しておく必要がある。しかし、漂遊接続インダクタンスにおける磁束変化を減少させる第2の導電性閉ループを使用することにより、電圧スパイクをさらに減少することができる。この第2の導電性閉ループをスパイク消去装置と呼ぶ。図3を参照して、たとえば円筒の両端部に2つの導電性の壁(示されていない)を配置した場合、これらの導電性の壁は、円筒の両端部から生じた磁束密度変化に対して導電性の熱シンクが反応するのと同様に反応する。これらの導電性の壁は、各端部から生じた磁束密度を取囲む(embrace)導電性ループとして動作する。ループにおいて生成された電圧は、磁束変化率に比例する:

この電圧の存在に反応して、電流が成長し、すぐに磁界ソースと逆向きの磁界変化が発生し、その結果ループ内の磁束変化が減少される。
図11を参照すると、上述の原理に基づいた実施形態が示されている。モジュールは、モジュールの両端にそれぞれ位置された導電性の壁21を有している。これらの導電性の壁21は、少なくとも図8に示されているモジュールの断面80をカバーする。これらの導電性の各壁21は、3個の端子20,22および24の1つに接続されることができる。円筒型の電流路および両端における壁は、磁束ソース変動の一部分だけが減少されるように、互いに関する相対的な位置のために完全には整合されない共通の結合部を備えた類似の2個のコイルである。
図12を参照すると、本発明によるさらに効果的な電圧スパイク減少方法が示されている。円筒型電流ループ110によって生成された磁界H1は、第2の円筒型の導電性電流ループ112によって囲まれている。この第2のループ112は、第1の電流ループ110がたどる通路と可能な限り一致していることが好ましい。この回路に関して、電流I1によって発生された磁界H1は、やはり第2の円筒型ループ112によって囲まれる磁束密度を生成する。円筒型電流I1が変化すると、磁束変動のために円筒型の導電性ループ路112内で電圧降下が発生する。第2の円筒型ループ112は短絡回路であるため、電圧降下の存在に反応して、すぐに逆方向の円筒型電流変化I2が生じ、磁界ソースH1とは逆方法の磁界H2を生成する。この磁界H2が、結果的に生じる磁束変化を減少させる。電流変化I1およびI2は寸法と位置とがほぼ同じ円筒型電流路において発生するため、円筒型電流変化I1によって発生された磁束変化の大部分は、円筒型の電流変化I2によって発生された逆方向の磁束変化によって相殺され、これによって磁束ソース変動に関連した電圧スパイクを抑制する。
図13を参照すると、図12の2個の同心円筒型ループ110,112と等価な電気回路が示されている。これらのループ110,112は、その2次巻線(示されていない)が短絡されている変成器によって代表される。電流ソースI1は、2個の円筒110,112によって囲まれた磁束を表す相互インダクタンスM、プラス2個の円筒110,112の一方によって生成され、不完全な整合のために他方によって(embrace)囲まれていない漏洩磁束に関連した2つの非常に小さい漏洩インダクタンスL3およびL4から構成された回路に直列に接続されている。また、2個の抵抗R1(f)およびR2(f)は、浸透効果に関連した定格周波数における導体抵抗を定める。図12に示されている第2の円筒112が図12に示されている第1の円筒110に近ければ、それだけいっそう漏洩インダクタンスL3およびL4が低くなる。
図14を参照すると、本発明による第2の導電性閉ループを備えたモジュールの斜視図が示されている。このモジュール装置は、それが図5に示されている断面積が減少されたベルト状の電流閉ループ64を取囲んでいる導電性の壁90を含むハウジングをさらに備えていることを除いて、図4に示されているものに類似しており、それによって動作の際に、電流が導電性の壁90に磁気的に誘導されて、漂遊接続インダクタンスと関連した電圧スパイクをさらに減少させる。導電性の壁90は、方向Aに沿ってモジュール装置を取囲んでいる。これらの導電性の壁90は、絶縁材料91によってモジュール装置内の導電性の部品から絶縁されている。これらの導電性の壁90は、スイッチングシーケンス中にハーフブリッジ電力用コンバータのベルト状の過渡電流によって生成された磁束密度を囲む閉ループを形成する。それによって、閉ループ90において反対方向の電流が誘導され、その断面内の磁束変化を減少させる。キャパシタでは磁束は生成されないので、2個のループの整合は非常に良好であり、したがって逆向きの2つのベルト電流が生成される。これを行っている際の、モジュールの漂遊接続インダクタンスにおける磁束変化は著しく減少され、したがって電圧スパイクもまた減少する。図14に示されている好ましい実施形態によると、直流電圧の交流電圧への変換方法は、断面積が減少されたベルト状の電流の閉ループを、導電性の壁を含むハウジングによって包囲する付加的なステップを含んでいる。
上述のスパイク減少手段は、スイッチング動作中に図5に示されたベルト状の電流閉ループ64において生成された磁界のほとんどを一定に維持するクランプ装置に似た動作をする。磁界に含まれているエネルギは、図1に示されている漂遊インダクタンスI2に近い値を有する相互漂遊インダクタンスM中に貯蔵される。
図15を参照すると、図14に示されているモジュールを含む電力用コンバータを表す回路図が示されており、ここでは、図13に示されている漏洩インダクタンスL3およびL4を無視できるほど十分良好に2つの閉ループが整合していると仮定している。電流分布は、4つのメッシュ電流I1,L2、LLoadおよびLsourceで表すことができる。このメッシュ電流LLoadおよびLsourceは連続しており、したがってそれ程大きな電流不連続は生じない。高磁束変化がメッシュ電流I1およびL2の変化によって発生される。この高磁束は、電流I1およびI2の通路の幾何学形状に依存している。
図16(a)、(b)および(c)は、図15の交流メッシュ電流I1およびI2を時間に関して示すグラフである。メッシュ電流I2は、T<M/R(f)およびT>>M/R(f)のような2つの異なったスイッチング周期Tに対して示されている。これらの図16(a)、(b)および(c)に示されているように、スパイク消去装置は、スイッチングフェーズ中に磁束変化を抑制する電流を生成することによってこの磁束変化に反応する。もっと大きい時間フレームに関して、スパイク消去装置によって生成された磁束の存続期間はその時定数M/R(f)に依存し、スイッチングシーケンス間の時間期間はTである。
この時間期間TがM/R(f)よりはるかに大きい場合、スパイク消去装置によって貯蔵された磁気エネルギは、図16(a)と組合せて図16(c)に示されているようにその導電性ループ内のジュール損失で消滅させる。ワット単位での全損失量は、各スイッチング事象間の磁気エネルギ損失量とスイッチング事象のスイッチング周波数との積に等しい。したがって、この状況において、スパイク消去装置は、放散クランプ装置として動作する。
時間時期TがM/R(f)よりはるかに小さい場合には、スパイク消去装置に貯蔵された磁気エネルギの大部分は依然として、図16の(a)および(b)に示されているように次のスイッチングフェーズの始めの部分に存在する。それによって、スパイク消去装置におけるジュール単位の磁気エネルギに関する損失は、メッシュ電流I1とI2との間において磁気エネルギが交換するため、それ以上スイッチ周波数と共に線形的に増加しない。したがって、この状況では、スパイク消去装置は、電力用コンバータモジュールの相互漂遊インダクタンスMをさらに低下させるインダクタンス減少装置として動作する。

本発明によると、スパイク消去装置は、第1または第2のベルド状の電流閉ループの両端を導電性の壁で閉じることによって実現できる。しかしながら、これには、有効なスパイク抑制効果はない。第1のベルト状の電流ループにより発生され、第2のベルト状の導電性ループによって囲まれない漏洩磁束を最小限にするために、互いに可能な限り近接した2個の同心ベルト状電流閉ループを接触させずに設けることによって、さらに有効なスパイク抑制効果が得られる。これによって、図14に示されているように薄い絶縁材料91を使用することにより、良好な結果が得られる。開放した両端は、電気および論理ケーブルリンク用の通路として機能できる。また、スパイク消去装置の導電性の壁は、熱交換器として機能できるモジュールハウジングの一部であることが可能である。本発明によるスパイク消去装置を使用することにより、相互インダクタンスM内の磁束変動が最小限に減少され、電圧スパイクがさらに減少され、さらに高いスイッチング速度が可能となり、クランプ装置または緩衝器の使用が不要になり、半導体スイッチにより電流下降速度を制御できるようになり、いくつかのスイッチングデバイスが並列に取付けられることが可能になり、高いスイッチング周波数に対する相互漂遊接続インダクタンスに関連した損失が制限され、コンバータの寸法が減少される。
図14を再び参照すると、上記の理由のために、本発明によるスパイク消去装置が電力用変換モジュールに設けられている。ハウジングは、断面積が減少されたベルト状の電流閉ループを取囲む導電性の壁90を含み、それによって動作時に、電流が導電性の壁90に磁気的に誘導されて、相互漂遊接続インダクタンス内の磁束変化が減少する。したがって、この場合、直流電圧を交流電圧に交換する方法は、断面積が減少されたベルト状の電流閉ループを、導電性の壁90を含むハウジングによって取囲む付加的なステップを含んでいる。

図19を参照すると、MOSFETチップ70を通って流れる電流のオフ切替えシーケンス中に、図17および18に示されている実施形態の1列のMOSFETチップ70の両端で直接測定された電圧が示されている。図19を図9と比較すると、図19において、カットオフ電流はやはり125アンペアであり、それは同じインダクタンス負荷から生成され、バス電圧はやはり400ボルトであることが認められる。図9に示されている電圧振動は実際には取り除かれ、電圧スパイクが減少され、それによって第2のベルト状の導電路を追加した利点を示す。

図22を参照すると、図20および21に示されているモジュールに関して行われたスイッチング試験の結果が示されている。スイッチ試験中に1列のIGBTチップ100の両端の電圧が測定される。カットオフ電流は45アンペアであり、バス電圧は500ボルトに設定される。この試験は、見掛け上の電圧スパイクが存在せず、かつ電圧スイングが20ナノ秒未満で0乃至500ボルトのオフ切替えシーケンスを示す。高いl/d比率、2つのベルト状の導電路間の小さい絶縁間隙、およびベースプレートとデカップリング手段との間の小さい間隙によって改善がなされ、それによって図17および18の実施形態と比較して、漂遊接続インダクタンスにおいて発生される電圧スパイクがさらに減少し、本発明の効果を示している。

本発明によると、スパイク消去装置は、薄膜金属付着技術を使用して形成されることもできる。図14に示されているハウジングの導電性の壁90は、金属被膜層で絶縁壁91を覆うことによって形成される。このように場合、最初にモジュールが、プラスチックまたは絶縁特性を有する他の材料で囲まれて収容され、その後薄膜金属層をその面上に形成するように金属蒸気がスプレーされるか、あるいは液体金属槽に浸漬される。この金属層がスパイク消去装置のベルト状の導電性ループを形成する。薄膜の付着は、たとえば、その上面および側面のようなモジュールの特定部分だけに行ない、ベルト状の導電性ループの残りの部分は絶縁ベース32の表面の下方に設けられた−銅レイアウトであってもよい。
図23を参照すると、図14に示されたモジュールを含む電力用コンバータを表す概略回路図が示されている。たとえばモータのステータコイルとその金属中空部分との間に存在する漂遊キャパシタンスのような、負荷と隣接する導電性部分との間に存在する漂遊キャパシタンスによる問題がしばしば発生する。この問題は、図23に概略的に示されている。ハーフブリッジ電力用コンバータ121は、導電性部分124に対して漂遊キャパシタンス122を有する負荷120に交流電圧を供給する。この漂遊キャパシタンス122により、直流バス電圧の電極126および128の導電性部分124に関する電位は、ハーフブリッジ電力用コンバータ121によって負荷120に供給された方形波電圧による周波数で発振を生じる。負荷ハウジングと直流供給電圧バスの電極126,128の一方との間に接続された漂遊インピーダンスはいずれの形態でも漂遊キャパシタンス122を通る電流を生成する。この電流は雑音問題の原因であり、有害なものになる可能性がある。
電圧バスの電極126,128のいずれも導電性部分124に直接接地されていない場合、漂遊キャパシタ122の1つより高い値を有するバイパスキャパシタ130が導電性部分124とバス電圧電極の少なくとも1つ、たとえば電極128との間に接続される。漂遊キャパシタンス122内に誘起された漂遊電流は、キャパシタ130を通った容易な通路をたどってバス電極128に戻る。この回路により、バイパスキャパシタ130上で発生した電圧の振幅は、供給電圧の一部分であり、この一部分の割合の値は、バイパスキャパシタ値に関する漂遊キャパシタ値の比によって決定される。図4,5,6および11に示されているスパイク消去装置を持たないモジュールの場合、このバイパスキャパシタは、一方の端部がモジュールの電極端子20または22の一方に接続されている。このキャパシタの自由端は、導電性部分との接続に利用でき、負荷(示されていない)と共に漂遊キャパシタンスを生成する。
図24を参照すると、図14に示されているものに類似しているが、内蔵バイパスキャパシタをさらに含んでいる実施形態が示されている。本発明によるスパイク消去装置を備えているこのモジュールの場合、キャパシタの自由端は、スパイク消去装置のベルト状の導電性ループの壁90に接続され、スパイク消去装置の自由接続点138は、負荷と共に漂遊キャパシタンスを形成する導電性部分(示されていない)に接続するために導電性ループ上で利用できる。このキャパシタがディスクリートな部分である場合、それはスパイク消去装置の導電性の壁90とモジュールとの間に位置する空間に挿入されることができる。
図24に示されたモジュールの場合、水平方向の導電性プレート134は、重畳された電極プレート31の最上部の導電性プレート132上に重畳され、セラミックのような絶縁材料136によってそれらから分離され、それによって全体が前記内蔵バイパスキャパシタを形成している。導電性プレート134は、スパイク消去装置のベルト状の導電性壁90の1部分を構成している。図24に示されているプレート134と端部のプレート132との間の間隙は、重畳された電極プレート31の隣接するプレート間のものと実際には同じであるが、図面をわかり易くするために実際の間隙より大きく示されている。また、接続点138は、導電性部分124との接続のためにスパイク消去装置の導電性の壁90上のどこにでも位置されることができる。キャパシタは、ハウジングの導電性の壁90の一部分である導電性プレート134と、直流電圧端子の1つに電気的に接続された導電性プレート132との間に接続される。導電性の壁は、電気接続のための1つの接続点138を提供する。その後、キャパシタは、上部電極プレート132に隣接し、かつ誘電体材料136によって上部電極プレート132から分離されている導電性の壁の1つの壁によって形成される。したがって、スパイク消去装置のベルト状の導電性の壁が導電性の部分(示されていない)に接続されて、負荷と共に漂遊キャパシタを形成した場合、本発明によるバイパスキャパシタが形成される。
本発明の別の特徴によると、モジュールが非常に低い漂遊接続インダクタンスを有し、それがスパイク消去装置によってさらにクランプされることにより、スイッチング期間中にミラー効果(参考文献:International Rectifier,Hexfet,Power MOSFET designer's Manual,application note #947)が生じない。このミラー効果は、MOSFETおよびIGBTのようなゲートキャパシタトランジスタに現れる。MOSFETの場合、ドレイン電流は、ソースキャパシタンスへのそのゲート中に累積された電荷の量によって制御される。オン切替え期間中、ドレイン電流の増加により電圧が接続インダクタンスを横切って誘導されるため、ドレイン電圧は降下する。ドレイン電圧が降下すると、ゲート入力充電電流の一部分は、ゲート・ドレイン間の漂遊キャパシタンスを通ってバイパスされ、普通ならばそれが受取るはずの電荷をゲート・ソース間キャパシタンスから奪う。この負のフィードバックは、ドレイン電流の上昇を遅くし、これをミラー効果と呼んでいる。
本発明にしたがって形成されたモジュールの場合、接続インダクタンスにおける電圧降下は無視できるほど小さいので、ミラー効果は存在しない。ミラー効果がない場合、入力ゲート電流はバイパスされず、MOSFETまたはIGBTのゲート・ソース間キャパシタンスを充電するためにのみ機能する。したがって、ドレイン電流の上昇速度は、入力ゲート充電電流だけに依存する。入力ゲート電流が大きすぎる場合、ドレインまたはコレクタ電流の上昇時間は非常に短くなる。この結果、逆回復電荷を有する、ダイオードを通って流れる誘導性負荷の電流を、オンに切替えられたスイッチがフリーホイールモードで受取った場合、問題が生じる可能性が高い。高い電流上昇速度は、ダイオードおよびMOSFETまたはIGBT内の逆回復電流密度を増加させ、それによって半導体が破壊される可能性が高い。安全な動作を確実にするために、ゲート入力充電電流は、上昇電流速度を制限する抵抗で制限される。ダイオードの回復の後、ドレイン電圧降下速度は、この時点でゲート・ドレイン間キャパシタンスに放電している同じ入力ゲート電流に依存する。このドレイン電圧降下速度は問題が少なく、スイッチング損失を最小にするために加速されることができる。これは、スイッチング性能を改善するために高いゲート入力電流を注入することによって実行される。
図25を参照すると、駆動装置を備えたスイッチの回路図が示されている。スイッチの全体的なスイッチング性能を改良するために、オン切替え期間中、ゲート入力電流は、上昇電流に対する値と、降下する電圧に対する値という2つの値に対して制限される。この機能は、駆動装置によって実行される。駆動装置は、対応した半導体デバイス用のゲート信号を受取る端子220を備えている。第1の抵抗R1は、端子220と対応した半導体デバイス224のゲート222との間に接続されている。

In recent years, the power electronics industry has grown rapidly. This industry includes the use of electronic power control switches. The function of these switches is to sequentially open and close the conductive link between the two electrodes under the command of an electrical signal. As a practical technique, semiconductor substrates are used to produce these switches, and therefore their switching times are much faster than the switching times of the best mechanical relays. For this reason, the power semiconductor switch is attractive for current control. In these systems, semiconductor switches are usually grouped by passive elements in a defined manner and connected between a power source and a load or another power source. A series of voltage and current sensors are also provided to supply information to the control device where it is analyzed. Based on this analyzed information, switching commands are sent from the controller to the switches, so that a large amount of electrical energy can be converted between the sources in a controlled manner. These systems are well known as power converters.
One common application of power converters is driving electric motors. In this type of application, a DC voltage source is generally used as a power source, and the DC voltage is converted to a multi-phase AC voltage using a power source and a power converter to power and control the multi-phase AC motor. Usually, these DC / AC converters are also called inverters.
In order to supply high power to AC motors, power converters require switches that can withstand high voltages and currents. In many known structures, power converters operate the switch in a hard switching mode. In this mode, the switch changes from an interrupted state to a fully conductive state in two stages. In the first stage, when the current rises through the switch, it reaches the load current when the blocking voltage is still present across the switch. In the second stage, the load current circulates through the switch, while the blocking voltage drops until a full conduction voltage drop is reached across the switch. In order to change from the fully conductive state to the cut-off state, the same step proceeds in the reverse direction.
During these two stages, the current-voltage product is so high that switching power loss occurs in the electronic device. These switching power losses add to the switch conduction losses and generate heat due to both losses. These temperatures must be kept below a critical level to avoid destruction of the electronic device. Therefore, the electronic element is cooled by a heat exchanger joined adjacent to the switching device so as to release heat energy. The dimensions of this heat exchanger depend directly on the amount of heat loss that has occurred, and this loss amount itself varies in proportion to the switching frequency. The reduced connection inductance and spike cancellation device allows for higher switching speeds and frequencies with lower voltage spikes across the switch, thereby improving the efficiency of the power converter.
